Follow-up comments (email) from polaris:
"it's not only used in Taiwan, but it's mainly used in Taiwan maybe also Hong Kong. Google results are most Taiwan's examples. BTW, normally Baidu baike isn't a reliable source. That Zhihu used showed she is from 香港中文大学 (The Chinese University of Hong Kong)."

Editor: Since you pursue the matter, I will add a (Tw) label. It does indeed seem that it may have first come into common use in Taiwan. But it also seems to have spread now to the mainland to some extent[1]. Of course, there is never any clear cutoff point when a word spreads from its point of origin and ceases to be specific to that locale.

[1] 两岸词典 has hundreds of words labeled (臺). E.g.,

None of these three is in 新时代汉英大词典, a mainland-based dictionary.

But 单字, which is *not* labeled (臺) in 两岸词典, *is* in 新时代汉英大词典, defined as
1. an individual Chinese character
2. a word (of a foreign language) : 背~ to memorize vocabulary; learn words by heart

Also, 单字 was added to Wiktionary in 2017 by one of their best editors, including the definition "individual word (in other languages)" without any note regarding Taiwan usage. (碗公, by contrast, is labeled "regional").
